14 MeV-neutron irradiation of P-type germanium at 77 °K

AbstractP-type germanium has been irradiated at 77 °K by monoenergetic 14 MeV-neutrons, and the change of resistivity and Hallcoefficient has been measured. Subsequently isochronal annealing experiments have been performed. The results can be explained by the assumption that by energetic neutrons disordered regions are created, which decay by annealing between 77 °K and 230 °K, probably forming well-conducting zones. This decay is superposed by the annealing behaviour of a type of defect, which is observed as well after electron irradiation.
